Overview of Wafer Dicing
Dicing is the process in which small blocks of material (i.e., dice) are separated from a processed wafer. The substrate can be mounted to other materials before being diced to reduce the risk of chipping. Once it has been mounted, it is first loaded into a cassette and then into the dicing mechanism, which cuts the space between the dice to separate them from the wafer and each other.
